    GPU Wont lift for reball

    Hi All

Apologies if I am posting here incorrectly. I am still a noob ...

I am trying to lift a GPU off a Falcon pcb to do a reball.
I am using an ACHI IR Pro SC and get temp next to GPU up to 220C, but chip wont lift. I have tried twice now with no success.
On first attempt the one side of chip was "loose" to touch, but the other side was firmly stuck (I have removed glue from around chip)

On second attempt chip wont budge at all.

    Any suggestions?

    Thanks in advance.

Use a lot of flux. I have my bottom heater at 225, my top heater about 3cm above the GPU and I have no issues with lifts.

I always recommend this website when it comes to reballing : http://forums.cvxgameconsolerepair.c...forum.php?f=46

    It's a wealth of information.

Re: GPU Wont lift for reball

    Hi

    Thanks for reply.

I have been weary of pushing up bottom temp too high in fear of bottom components falling off.
Bottom temp set to 205C and TC almost touching. It reads up to 215C at times.

Also weary of too high top temp for fear of pop corning. I have "popped" 5x GPUs already.

Your flux suggestion is pointing me to wonder if the flux I am using is incorrect.
I was trying Amtech RMA-223-TPF(UV). But because it is a flux for leaded solder and activates at lower temp I decided to try "Lead Free" flux, with the hope it will not be burnt up when leaded solder melts.
I am trying CW8000, but wonder if the lable "lead free" is only the contents and not the capability of the flux.
(We have limited resources in Africa)

    Any thoughts?

    Thanks in advance.

CVX has a TON of information. I don't have a Achi but make sure you upper element is heating evenly. I've read posts in the past where only half of the element was working.

Also try placing your external tc probe on the side that doesn't seem to move and see what you get for a temp. I usually can lift when my external tc reads 220-225. I don't normally go higher than 225 with a lift. Also I have my tc touching the pcb next to the GPU but not touching it.

As Loomingx stated make sure you are using good flux. I usually pre soak the board to about 150 then run a bead a flux around the chip. It melt when it hits the board and gets sucked right under the GPU. Try Amtech 559. I used to use kingbo but it's hard finding the stuff from Japan, most of it is Chinese knock off. Amtech is made in the US so only buy from US suppliers.

    Good luck.

We have a very good reball/reflow thread, which is a good read. I suggest you take a look.

    Thanks guys ...

Will take a read at it as well.

    Finally got chip off ...
Lots !!!! of flux helped. "Flooded" it with flux and it lifted smoothly.

Then Murphy's law stepped in. Suction pen tip came loose and chip fell back down onto pcb.
Had to reheat and remove again. ...

Hopefully things will go smoother next time around.

    Thanks for advice ...
